A major breakthrough: 1200V E-Mode GaN HEMTs
GaNPower International Inc. (GPI) is proud to announce a major technological breakthrough in gallium nitride (GaN) power electronics.
GPI has succeeded in the design and tapeout of its first commercial E-mode GaN high mobility transistor (HEMT) rated at 1200V breakdown voltage. Our breakthrough was supported by on-wafer testing as indicated in Figures 1 and 2 and the typical threshold voltage was found to be around 1.4 volt.
The successful design enables GPI to apply GaN to a class of high voltage and high power systems requiring 1200V power device ratings. Such applications include solar inverter, UPS, three phase PFC, EV fast charger, motor drive and welding. Effort is underway to efficiently package the new 1200V device for convenient use in power switching systems. GPI wishes to acknowledge collaboration with and assistance by its joint venture partner GaNPower Semiconductor (Foshan, China) Ltd and Air Conditioner Division, Midea Group (China).
